When anything was working fine till you touched it, then go back and inspect for any problems during your starter replacement steps.

Care to share the vehicle info? Secret? Not under warranty?

As @OR VietVet suggested, retrace all of your steps in the starter replacement project to be sure that something was not inadvertently touched/moved/disconnected.

If nothing pops up, then disconnect both of your battery cables and touch the 2 cables together for 10+ seconds to discharge all connected capacitors, which often causes a reset that could resolve your issue.
